In this thesis, we combine the process technology of power device and thin film transistor to fabricate the low temperature polycrystalline silicon lateral double diffusion metal oxide semiconductor field effect transistor (LTPS LDMOSFET). And use the step implantation and excimer laser annealing technique to improve the device performance. At last, the electric characteristics and breakdown voltage of LTPS power device were measured using the semiconductor parameter analyzer and high-voltage measurement system. We also studied and compared excimer laser with SPC process to analyze the feasibility of fabrication the power device using the low temperature process and thin film transistor technology. The results show the ON/OFF current ratio after laser treatment with the magnitudes of 5.98×104 and 2.65×105 improved about 105 times than the magnitudes of SPC process at Vds=10 V and Vds=30 V. Additionally, the breakdown voltage after laser treatment is achieved to about 260 V when the drift region length is 35 μm and in step doping condition. In Ldrift=15 μm and step doping condition, the specific on-resistance after laser treatment is about 6.9 Ω-cm2 which is lower about 105 times than 7.6×105 Ω-cm2 after SPC process.

In this thesis, the point of discussion is to combine the power device with the technology of low temperature thin film transistor fabrication, and to fabricate low temperature thin film power device. For improving the characteristic of reduce surface electric field (RESURF), we use step doping into drift region, and employ the excimer laser anneal to make the doping profile from step to linear grade. Because of integration power devices with any kinds of substrate, thin film transistor lateral insulated gate bipolar transistors (TFT-LIGBTs) were fabricated combining the technology of thin film transistor and the structure of power device used excimer laser anneal in this thesis. Excimer laser anneal and substrate heating at 400℃simultaneously for TFT-LIGBT to integrate with the driving circuit of System-On-Panel (SOP) and other circuit in the future. Device characteristics including the breakdown and DC properties of TFT-LIGBT are measured using the semiconductor parameter analyzer (Keithley-4200) and high-voltage measurement system (Keithley-2410). The purpose of this thesis is to analysis the feasibility of power device fabrication using the low temperature thin film transistors technology and wishes to implement the integration of power devices and other circuit. As the result, the maximum breakdown voltage of TFT-LIGBT after excimer laser annealing is 280 V with Ldrift 35 m. The ON/OFF current ratio is 1.59×106. It is higher than SPC-LIGBT 1.74 about 106 times at Vanode=30 V with Ldrift 35 m and even than LDMOS 1.42×105 more 10 times.

The tech industrial facilities have been recently increasing due to the recent booming in electrical technology market. Many business companies including cross-staits companies put in a great deal of manpower and investment to develop and research on the high-tech industry. More than twenty years up to now, the development of high-tech made Taiwan to build up not only an economical miracle but also to play a good position in the high-tech territory all over the world. In addition to the extending of Hsin-Chu science park base as well as the settlement of Southern , Lu-Chu, and Tai-Chung science park bases sequentially, the expanding of large scale companies like as TSMC, UMC, CMC, and AUC etc., as well as the struggling for the set up of science park bases at other areas in Taiwan make it the "Green silicon-island" dream come true. The market of high-tech electronic businesses is fluctuated dramatically due to strong competition and big investment, therefore, the companies would like to quickly construct the factories for early production to earn the market share. Even if Taiwan has already accomplished much achievement in the buildup of high-tech factories,however, the factors which affect the working period still confuse the constructors and the architect in different phases of projects like as building plan, aritecture design, material procurement, constuction and maintenance. It's a big challenge for people who involved in the construction to study how to keep each stage of the working period as schedule and even further reduce the project working period based on the abundent experiences on building up the high-tech factories. Through article collection, case study and interviewing with some experts in this field, the researcher gives the examples for building up high-tech factories in Southern science park base, furthermore, by collecting and analyzing the sample data, the author clearly points out the key factors which control the working period, at the same time, the author also proposes a capable way or model which can cut the working period. As a result, it can give public offices or units that included government organization, proprietor and A/E/C staffs for references to lift the efficiency of government and create the advantages of high tech industry. The results of research are summarized as follows: 1. Analyze the control factors of working period for constructing high-tech facilities. 2. Create the general principle of working period management for each construction phases. 3. Propose a capable model of cutting the working period for constructing high-tech facilities. 4. Determine five important factors for effectively cutting the working period forconstructing high-tech facilities.
