Повний текст джерелаElectronic medical records (EMRs) or electronic health records have been in use for years in hospitals around the world as a time-saving system for patient record keeping. Despite its widespread use, some physicians disagree with the assertion that EMRs save time. The purpose of this study was to explore whether any time saved with the use of the EMR system was actually devoted by doctors to patient-care and thereby to improved patient-care efficiency. The conceptual support for this study was predicated employing the task-technology fit theory. Task-technology theorists argue that information technology is likely to have a positive impact in individual performance and production timeliness if its capabilities match the task that the user must perform. The research questions addressed the use of an EMR system as a time-saving device, its impact on the quality of patient-care, and how it has influenced patients? access to healthcare in Nigeria. In this research, a comparative qualitative case study was conducted involving 2 hospitals in Nigeria, one using EMRs and another using paper-based manual entry. A purposeful sample of 12 patients and 12 physicians from each hospital was interviewed. Data were compiled and organized using Nvivo 10 software for content analysis. Categories and recurring themes were identified from the data. The findings revealed that reduced patients? registration processing time gave EMR-using doctors more time with their patients, resulting in better patient care. These experiences were in stark contrast to the experiences of doctors who used paper-based manual entry. This study supports positive social change by informing decision makers that time saved by implementing EMR keeping may encourage doctors to spend more time with their patients, thus improving the general quality of healthcare in Nigeria.

Повний текст джерелаDue to stricter emission legislation, there is a need for more efficient control of diesel engines with exhaust gas recirculation(EGR). In particular, it is important to estimate the air/fuel ratio accurately in transients. Therefore a new engine gas flow model has been developed. This model divides the gas into one part for oxygen and one part for inert gases. Based on this model an observer has been designed to estimate the oxygen concentration in the gas going into the engine, which can be used to calculate the air/fuel ratio. This observer can also be used to estimate the intake manifold pressure. The advantage of estimating the pressure, instead of low pass filtering the noisy signal, is that the observer does not cause time delay.

Повний текст джерелаBecause of new emission and on board diagnostics legislations, heavy truck manufacturers are facing new challenges when it comes to improving the engines and the control software. Accurate and real time executable engine models are essential in this work. One successful way of lowering the NOx emissions is to use Exhaust Gas Recirculation (EGR). The objective of this thesis is to create a mean value model for Scania's next generation EGR system consisting of a poppet valve and a two stage cooler. The model will be used to extend an existing mean value engine model. Two models of different complexity for the EGR system have been validated with sufficient accuracy. Validation was performed during static test bed conditions. The resulting flow models have mean relative errors of 5.0% and 9.1% respectively. The temperature model suggested has a mean relative error of 0.77%.

Atendendo ao tipo de mudanças em questão, é dado um destaque à reengenharia de processos: uma forma de mudança organizacional que considera a tecnologia de informação como uma ferramenta importante. Para efeitos deste estudo, utilizando várias ferramentas de recolha de dados, efectua-se uma incursão empírica focalizada no sector editorial português, abordando de forma inédita as relações entre as empresas que o integram e os seus grandes clientes, ou seja, as grandes cadeias de distribuição. Além da obrigatória caracterização deste sector, trata-se designadamente de entrar no “universo” - relativamente desconhecido e potencialmente polémico - das interacções entre este tipo de fornecedores e clientes, do poder relativo entre ambos e das possíveis transformações que a adopção do EDI acarreta para as organizações. Without neglecting a free interpretation on the thinking of several authors from the 19th century, starting with Karl Marx, and taking into account the current circumstances influenced by globalization and rapid spread of new information and communication technologies that have changed our daily life, this thesis seeks to study and discuss the socio-organizational consequences of the use of EDI - electronic data interchange. Given the nature of this change, it is given a special emphasis on business process reengineering: a way of organizational change that considers information technology as an important tool. For the purposes of this study, using various tools for data collection, it will be carried out an empirical incursion focused on the Portuguese editorial sector, addressing by an unprecedented way the relations between companies that integrate that sector and its major customers, i.e. the large distribution chains. In addition to the required sector‟s characterization, this work namely goes towards the "universe"- relatively unknown and potentially controversial – made of interactions between such suppliers and customers, of the relative power between both of them and of the possible transformations that the adoption of EDI carries to organizations. This analysis includes the reasons why publishers use EDI.

Повний текст джерелаA significant amount of evidence existed in support of the positive effect on the quality of healthcare that resulted from transitioning to electronic health information systems, equally compelling evidence suggests that the development process for electronic health information systems falls short of achieving its potential. The objective of this research was to assess the existing HIT standards and health information management (HIM) principles to determine if they are robust enough to inform the development of national and international interoperability standards. The research question asked; How do HIT standards and HIM principles and practices influence the quality of EHR performance? This study’s goal was to maintain focus on the collaborative challenges revealed by the lack of understanding and shared vision that commonly exists between HIM professionals, HIT developers, and HIT vendors that obstruct synergy and enfolding of health information standards-based capabilities and HIM practice (business) standards. The complex electronic health record (EHR) universe proved well suited for testing by a combination of complexity science and the unified theory of acceptance and use of technology (UTAUT) information management theories. Through analysis of research literature and qualitative interviews, the research identified nine factors defined into drivers and barriers that influenced the actions of healthcare organizations; leadership, patient focus, planning, communication, alignment with lifecycle models people, processes, dynamics, training and user input, change management standard adoption, and recognition of the power of technology. Analysis of the data obtained from exploratory qualitative interviews of health information technology professionals selected from a professional healthcare management organization supported conclusions that leadership, collaboration, planning, and training limiters, have a direct impact on EHR system success or failure.

While much is known about the process of how airborne sound is conducted to the inner-ear via the outer ear and middle ear, so-called air conduction (AC), the mechanisms by which vibrations of the head and body, so-called bone conduction (BC), produce an auditory response are not well understood. It is clear that the inner ear is the sensory site of auditory stimulation by bone conduction, and that the resultant activation of the inner ear has many features in common with air-conduction stimulation; however, bone conduction is known to stimulate the inner ear through multiple pathways. The relative significance and frequency dependence of these different pathways have not been well defined. Our previous work on bone conduction in chinchillas suggested inner-ear mechanisms are the dominant sources in BC. This thesis builds upon the early work by investigating inner ear mechanisms with stapes fixation and ear canal occlusion. Results of stapes fixation show a decrease in scala vestibuli sound pressure Psv and little change in scala tympani sound pressure PST in bone conduction. Ear canal occlusion produces an increase in ear canal sound pressure PEC with a similar amount of increase in Psv, but almost no change in Pst. We attributed the differences in the change between Psv and PST in bone conduction after these manipulations to the existence of compressible cochlear structures or third window pathways, e.g. the cochlear aqueduct. While ear canal compression and middle ear inertia sources may contribute to the total bone conduction response (a 10 dB decrease in Psv after middle ear interruption and stapes fixation, and a 10 dB increase after ear canal occlusion), inner ear mechanisms are still the most significant sources in bone conduction because the changes in Psv and Pst in BC are much smaller than the changes in AC.

This work investigated the utility of reflectance (R), a measure of middle-ear mobility, in the differential diagnosis of pathologies responsible for conductive hearing loss (CHL). Current clinical practice cannot distinguish the multiple pathologies that produce conductive hearing loss in patients with an intact tympanic membrane and a well-aerated middle ear. The lack of a more effective non-surgical diagnostic procedure leads to unnecessary surgery and limits the accuracy of information available during pre-surgical consultations with the patient. A noninvasive measurement to determine the pathology responsible for a conductive hearing loss prior to surgery would be of great value. This work focuses on determining whether a non-invasive diagnostic method, R, is a possible solution to this problem. Reflectance is a measure of the amount of sound that is reflected back when a sound stimulus is played in the ear canal. Measurements of R were made in a large number of patients who had a variety of pathologies that cause CHL including ossicular fixations, disarticulations, and third window disorders in order to explore the clinical utility of R measurements in differentiating these pathologies. Measurements of ossicular motion using laser Doppler vibrometry were also made in the same patients in order to compare the diagnostic utility of this well studied method to that of R. Using this patient information, multiple diagnostic uses and possibilities were explored, which showed the pre-surgical diagnoses of various pathologies. In order to investigate the effects of these pathologies in a controlled and systematic way, R and other metrics of middle-ear performance were also measured in human temporal bone preparations with simulated pathologies similar to those in the patient populations. Reflectance was also measured up to a higher frequency than had previously been possible using an experimental acoustic reflectance measurement system. We then analyzed the extended frequency measurements in novel ways to determine the effects of pathology on the time-domain characteristics. The high-frequency measurements in temporal bones were then used to explore potentially diagnostically useful computational models of middle-ear mechanical function in normal and pathological ears.

and low cost. To meet the requirements of industrial applications, a switched Ethernet
network with hard real time guarantees using relative deadlines is presented as a first step to
verify the functionality. The goal of the project was primarily to implement a real-time
switched Ethernet with EDF (Earliest Deadline First) scheduling algorithm.
In this project, the function simulations of real-time switched Ethernet with distributed control
software have been implemented, by using a standard switch with priority-queues and the
distributed software, as well as EDF-scheduled TDMA (Time Division Medium Access). The
network topology is the star type. There is no extra hardware added into the switch and the
nodes. All functions are implemented by software and the setting in the switch.
The project focuses on hard real-time service guarantees but soft real-time traffic and non
real-time traffic, as well as real time administration are also taken into the consideration.
Our simulations show that 100 percent of the network usage could be scheduled and the result
of deterministic real-time properties of the system are achieved as expected.

Almost all samples were observed to consist of rock fragments, originating from metamorphic and igneous rocks, although larger grain sizes and higher grain to matrix ratios are recorded for Chalcolithic Age samples compared to those samples belonging to Iron Age. XRD investigations on representative samples of the three periods, revealed high abundances of quartz, feldspar, and pyroxene group minerals in all samples, while the presence of hematite and mica minerals were observed both in Chalcolithic and Iron Age samples, but underlying the use of micaceous raw materials mostly in Iron Age. In the XRD traces of the investigated sherds of Chalcolithic and Iron Ages, the absence of clay fractions both in the bulk and oriented samples, supports a minimum firing temperature of around 800- 850 °
C, while the presence of mullite phase both in XRD and SEM &ndash
EDX results showed the possible use of high firing temperatures, in the range of 950&ndash
1050°
C, starting from Chalcolithic Age. Chemical compositions of major oxides obtained ICP &ndash
OES analyses exhibit similar compositions both for Chalcolithic and Iron Age samples. Few exceptions observed may indicate possible use of different raw material and/or different manufacturing technique.

Here we describe an experimental method for measuring the acoustic transmission matrix of the middle-ear using otoacoustic emissions. The experiment builds on previous work that uses distortion product otoacoustic emissions (DPOAEs) as an intracochlear sound source to drive the middle-ear in reverse. This technique eliminates the complications introduced by needing to place an acoustic transducer inside the cochlea. Previous authors have shown how the complete 4x3 system response matrix, with its 12 unknowns, can be simplified to a 2x2 transmission matrix by de-coupling the middle-ear cavity and assuming the cochlear fluids are incompressible. This simplified description of middle-ear mechanics assumes that the input-output response at the tympanic membrane and stapes footplate is linear, one dimensional and time invariant. The technique allows for estimating the acoustic pressure and volume velocity at the tympanic membrane and the volume velocity of the stapes footplate, in both the forward and reverse direction, and under different boundary conditions at the stapes. The technique was applied to deeply anesthetized cats with widely opened middle-ear cavities over a frequency range of 200Hz to 10kHz. Results on three animals are reported and generally agree with previous data and a published middle-ear model.

The ear represents a remarkable achievement in sensory physiology. It is very fast (timescales on the order of 1-100 kHz), has a large bandwidth (-10 octaves in the human), highly sensitive (threshold is ultimately determined by thermal noise), operates over an enormous dynamic range (factor of a trillion in terms of energy input), capable of sharp stimulus selectivity (e.g. frequency and intensity discrimination) and exhibits robust nonlinear behavior. As a sensor designed to detect acoustic sound pressure, surprisingly, the ear also emits sound as well. These otoacoustic emissions (OAEs) have been developed extensively for clinical applications (healthy ears emits while impaired ones do not), though their full potential has yet to be realized. Much of the effort gone into understanding OAEs has been developed within the context of mammals, where specific anatomical and physiological features (e.g. traveling waves and somatic motility) are thought to play an integral role in generation. This thesis approaches OAEs comparatively, systematically characterizing emissions in humans and an array of non-mammals (chickens, geckos and frogs) who lack these mammalian features and exhibit a diverse range of morphologies.

First, our results show that for a fixed set of stimulus conditions (employing moderate intensities), emissions are relatively largest in the gecko and frog (the two species with the fewest number of sensory cells) and smallest in the human and chicken for frequencies below -2 kHz. At higher frequencies (3-5 kHz), emissions descend toward the noise floor for the non-mammals but remain relatively constant in human. Second, OAE phase behavior indicates that emissions are generated by multiple mechanisms in the human and chicken (and possibly gecko in certain stimulus conditions), but not the frog. OAEs in all species exhibit significant delays (-1 ms or longer), those being largest in humans. Tuning can explain these delays in all species except the frog, where some additional source of delay is present. Lastly, non-monotonic growth (relative to stimulus intensity) was found in all species, suggesting the presence of multiple level-dependent sources. We interpret the observed similarities and differences in emission properties across species within the context of anatomical/physiological comparisons.

Because there is little knowledge in the areas of stereocilia development, maintenance, and function in the hearing system, I decided to pursue a proteomics-based approach to discover proteins that play a role in stereocilia function. I employed a modified "twist-off" technique to isolate hair bundle proteins, and I developed a method to purify proteins and to process them for analysis using multi-dimensional protein identification technology (MudPIT). The MudPIT analysis yielded a substantial list of proteins. I verified the presence of 21 out of 34 (62%) existing proteins known to be present in stereocilia. This provided strong evidence that my proteomics approach was efficient in identifying hair bundle proteins. Next, I selected three proteins and localized them to murine cochlear stereocilia. StarD10, a putative phospholipid binding protein, was detectable along the shaft of stereocilia. Nebulin, a putative F-actin regulator, was located toward the base of stereocilia. Finally, twinfilin 2, a putative modulator of actin polymerization, was found at the tips of stereocilia. In order to determine the function of twinfilin 2, I localized the protein predominately to the tips of shorter stereocilia where it is up-regulated during the final phase of elongation. When overexpressed, I found that twinfilin 2 causes a shortening of microvilli in LLC-PK1/CL4 cells and in native cochlear stereocilia. The main result of this thesis was determining the sub-cellular localization of three interesting proteins and functionally characterizing one protein. My thesis also confirmed the proteomics screen I developed as an efficient method for identifying proteins in stereocilia.

Повний текст джерелаThis master’s thesis introduces a set of graph-based algorithms for obtaining reduced transistor count VLSI circuits using simple cells. These algorithms are mainly focused on minimizing node count in AIG representations and mapping this optimized AIG using simple cells (NAND2 and NOR2) with a minimal number of inverters. Due to the AIG node count minimization, the logic sharing is probably highly present in the optimized AIG, what may derive intermediate circuits containing cells with unfeasible fanout in current technology nodes. In order to fix these occurrences, this intermediate circuit is subjected to an algorithm for fanout limitation. The proposed algorithms were applied over a set of benchmark circuits and the obtained results have shown the usefulness of the method. The circuits generated by the methods proposed herein have, in average, 32% less transistor than the previous reference on transistor count using simple cells. Additionally, when comparing the presented results in terms of transistor count against works advocating for complex cells, our results have demonstrated that previous approaches are sometimes far from the minimum transistor count that can be obtained with the efficient use of a reduced cell library composed by only a few number of simple cells. The simple-cells-based circuits obtained after applying the algorithms proposed herein have presented a lower transistor count in many cases when compared to previously published results using complex (static CMOS and PTL) cells.

Повний текст джерелаSyftet med studien har varit att utreda vilka möjligheter som finns för småföretag att använda sig av elektronisk affärskommunikation i form av EDI. Vi erbjuder genom uppsatsen denna grupp företag, småföretagen, en introduktion till EDI och hoppas på så vis hjälpa dem att komma igång med elektronisk affärskommunikation. Med småföretag avses i denna studie den definition som NUTEK presenterar, nämligen företag med mindre än 50 anställda eller som har en omsättning som understiger tio miljoner euro.
Utöver att undersöka vilka möjligheter som finns för småföretag tittar vi även på hur förutsättningar och tekniska aspekter påverkar småföretagens inställning till ett införande av en EDI-lösning. För att finna svar på våra frågeställningar utför vi en kvalitativ studie som baserar sig på en triangulering av tre metoder (observation, tidigare studier och intervjuer).
Vår empiriska studie bygger på fyra urvalsgruppers syn på EDI och de möjligheter som dessa anser att en EDI-lösning medför.
Vi har genom vår studie funnit att det finns goda möjligheter för småföretag att använda sig av EDI. Det finns webbaserade lösningar såväl som affärssystem med stöd för EDI, vilka lämpar sig för småföretag. Trots detta tycks denna grupp användare vara något hämmade att genomföra ett införande.
För att en ökning av antalet EDI-användare ska komma att ske krävs det att efterfrågan och intresse skapas hos de tilltänkta användarna. Om bara småföretagen får den information som krävs och ges tillräckligt med tid kommer EDI i framtiden att bli en naturlig del även i deras kommunikation.

The ability to determine chords and progressions used in popular music is a valuable skill for musicians and part of musicianship. A music educator should be able to listen to the popular songs familiar to students and quickly and easily determine the chords and progressions being used in this music in order to convey information to the students about how the piece was composed and how it may be performed. Though some view this skill as being important, it is not assessed on teacher certification examinations, and the NASM (2010) accreditation mandate for addressing these particular skills in undergraduate and graduate ear-training (aural skills) courses is unclear at best. Musicians who have learned music informally may be more adept at this skill, likely out of the necessity to learn new music without the assistance of reading standard music notation. Mastery of this skill, however, could have more to do with the frequency that individuals perform with a polyphonic instrument as opposed to performers who play primarily monophonic instruments. When compared to musicians who have mastered a polyphonic instrument such as guitar or piano, musicians lacking experience performing on a polyphonic instrument may also lack an understanding of the concept of a three-note sonority functioning in a way specified by the key. In order to determine chords and chord progressions, experience performing harmony, hearing how it functions, and doing so with fluency is necessary. For players of monophonic instruments such as the trumpet or voice, the traditional approach for supplementing the lack of experience playing a polyphonic instrument is to give them piano lessons. However, without mastery of performance skills on this instrument, the fluency necessary to afford experiences in which the performer can be performing harmony while hearing how it functions can be difficult. One solution can be the implementation of interactive musical instruments and environments that provide a way of performing harmony with controls that are more accessible in terms of immediate use than traditional instruments. Technology-based musical instruments are easily obtainable to individuals via digital mediums and allow an immediacy by which an individual can compose and perform even without formal music training (Manzo, 2007; Pask, 2007; Wel, 2011). The present study observed the effects of activities involving polyphonic interactive music systems on participants' ability to determine chords and progressions. I observed the ways that post-test scores changed after using the software, and noted the extent to which subjects were able to determine chord progressions better or worse with the aid of this interactive software system versus a traditional polyphonic instrument. An increased ability to do so could yield important implications for individuals looking to easily perform chords for pedagogical reasons, such as practicing the determination of chords and chord progressions, but who lack mastery performing a polyphonic instrument; an interactive system could provide an alternative to traditional instruments. The open-source software developed and used for this study can be easily changed to allow musical events to be triggered using any sort of control mechanism including sensors, buttons, and more. Atoh1, the proneural basic-helix-loop-helix transcription factor, is critical for the differentiation of inner ear hair cells. Hair cells do not develop in mice that lack Atoh1, and overexpression of the transcription factor in embryonic ears induces differentiation of extra hair cells. The level of Atoh1 expression is under the control of a Wnt and Notch transcriptional regulatory network to keep the level of mRNA within a narrow range. Once the protein is made, it activates its own expression through an interaction with the Atoh1 enhancer, such that Atoh1 transcription is self-perpetuating. Because of this autoregulatory loop, halting transcription of the gene to maintain Atoh1 at an appropriate level would require that the amount of protein be decreased. Since the ubiquitin-proteasome pathway regulates catabolism of key regulatory proteins, we assessed its role in the degradation of Atoh1. E3 ubiquitin ligases confer substrate specificity to degradation of proteins by transferring a ubiquitin tag to a specific protein substrate. Using an immunoprecipitation/mass spectrometry screening approach, we identified Huwe1, a HECT domain E3 ubiquitin ligase, as an Atoh1 binding partner. We validated the binding between Atoh1 and Huwe1 through reciprocal co-immunoprecipitation and mass spectrometry. We found that Huwe1 promoted polyubiquitylation of Atoh1 through a lysine 48-linked polyubiquitin chain. Mutation at a catalytic cysteine within the HECT domain of Huwe1 reduced the polyubiquitylation. We also defined a motif in the C-terminus of Atoh1 responsible for interaction with Huwe1. Inhibition of proteasomal activity, as well as Huwe1 depletion, stabilized Atoh1 in the cochlea and resulted in generation of new hair cells in the newborn cochlea.

Despite the fact that mammalian hair cells and neurons do not naturally regenerate in vivo, progenitor cells exist within the postnatal inner ear that can be manipulated to generate hair cells and neurons. This work reveals the differentiation capabilities of distinct inner ear progenitor populations and pinpoints cell types that can become cochlear hair cells, vestibular hair cells, neurons, and CNS glia. We expanded and differentiated cochlear and vestibular progenitors from mice (postnatal days 1-3) and analyzed the cells for expression of mature properties by RT-PCR, immunostaining, and patch clamping. Whereas previous reports suggested that inner ear stem cells may be pluripotent and/or revert to a more neural stem cell fate, we find that cells from each organ type differentiated into cells with characteristics of the respective organ. Only cochlear-derived cells expressed the outer-hair-cell protein, prestin, while only vestibular derived cells expressed the vestibular extracellular matrix marker, otopetrin. Since Atohi expression is consistently found in new hair cells, we used an Atohl-nGFP mouse line to identify hair cell candidates. We find that cells expressing Atohl also expressed key transduction, hair bundle, and synaptic genes needed for proper function. Whole-cell patch clamp recordings showed that Atoh1-nGFP+ cells derived from both cochlear and vestibular tissue had voltage gated ion channels that were typical of postnatal hair cells. Only vestibular-derived AtohinGFP+ cells, however, had Ih, a hyperpolarization-activated current typical of native vestibular hair cells but not native cochlear hair cells. Lineage tracing studies with known supporting cell and glial cell markers showed that progenitor capacity of cochlear supporting cells positive for Lgr5 (Lgr5+ cells) was limited to differentiation into hair cell-like cells but not neuron-like cells. In contrast, glial cells positive for PLP (PLP1+ cells) from the auditory nerve differentiated into multiple cell types, with properties of neurons, astrocytes, or mature oligodendrocytes but not hair cells. Thus, PLP+ progenitor cells within the auditory nerve are limited to neuronal or glial fates but have greater potency than Lgr5+ progenitors, which only formed hair cell-like cells. In summary, this work identifies distinct populations of post-natal inner ear progenitors and delineates their capacity for differentiation and maturation.

Resumo: Isolantes de nitreto de silício (SiNx) para aplicação na tecnologia de isolação LOCOS foram depositados por ECR-CVD a temperatura ambiente e RP/RTCVD, a baixa pressão (5mTorr), com fluxos de gás de N2 de 2.5, 5, 10 e 20sccm, com fluxos de gases de SiH4/Ar fixos de 200sccm/20sccm, e potência de microondas de 1000W em substratos de SiO2-Pad/Si e Si. As estruturas de SiNx/SiO2-Pad/Si e SiNx/Si obtidas foram utilizadas para analisar as características físicas do nitreto de silício. Análises de espectroscopia de infravermelho (FTIR) revelaram a presença de trocas de posição do pico principal das ligações Si-N, das ligações N-H e das ligações Si-N (modo de vibração stretching) nos filmes de nitreto de silício, que está relacionado aos fluxos de N2 na mistura de gases. Os índices de refração entre 1.88 e 2.48 e as espessuras entre 120nm e 139nm foram determinados através de elipsometria. Com estes valores de espessura e com os tempos de ataque em Buffer de HF, foram determinadas as taxas de deposição de 9,6 a 11,1nm/min e taxas de corrosão de 2 a 86nm/min. O processo LOCOS, com etapas seqüenciais de fotolitografia e oxidação térmica, foi executado nas estruturas de SiNx/SiO2-Pad/Si e também de SiNx/Si (sem a presença de óxido "almofada"), com a espessura de cada tipo de nitreto entre 110nm a 215nm e espessura do óxido ?almofada? de 0 a 124nm. Análises de microscópio óptico e de microscopia eletrônica de varredura (SEM) foram utilizadas respectivamente para investigar a resistência dos nitretos de silício à oxidação térmica, executada sob altas temperaturas (1000ºC) e o efeito ?bico de pássaro? formado nas estruturas LOCOS. O nitreto depositado com fluxo de N2 de 10sccm (N10) foi o que apresentou a menor invasão lateral por parte do óxido de campo dentre os nitretos estudados, tanto com quanto sem a camada de óxido de ?almofada? sob o nitreto. O efeito "bico de pássaro" formado nas estruturas LOCOS teve comprimento de avanço lateral variando de 330nm a 2160nm tomando como base a oxidação local executada em temperatura de 1000ºC durante 180 minutos
Abstract: Silicon nitride (SiNx) insulators for LOCOS applications have been deposited by RP/RTCVD and ECR-CVD at room temperature, at low pressure (5mTorr), with N2 flows of 2.5, 5, 10 and 20sccm with fixed SiH4/Ar flows of 200/20sccm with a microwave power of 1000W on SiO2-Pad/Si and Si substrates. SiNx/Si structures were obtained to analyze the physical characteristics of silicon nitride. Fourier transform infrared (FTIR) spectrometry analyses revealed the main peak position shifts of Si-N, N-H and Si-N (stretching mode) bonds for each silicon nitride films, which is related to N2 flows in gas mixture. The refractive indexes between 1.88 and 2.48 and the thickness between 120nm and 139nm were determined by ellipsometry. With these thickness values and with buffered HF etching times, it was also determined the deposition rates of 9,6 - 11,1nm/min and etch rates of 2 -86nm/min. On the SiNx(110 -215nm)/SiO2-Pad(0 - 124nm)/Si and SiNx/Si (without pad oxide) structures, the LOCOS process, with sequential photolithography and thermal wet oxidation steps, was performed. Optical and scanning electron microscopy (SEM) analysis were used to investigate the silicon nitride to thermal oxidation accomplishement at high temperature of 1000 ºC, and bird's beak in the obtained LOCOS structures. On both structures (with and without pad oxide), the smallest lateral extension of the field oxide (bird's beak) was observed for the nitride films obtained with N2 flows of 10sccm (N10). The lengths of the bird's beak, in the obtained LOCOS structure, have resulted between 330nm and 2160nm
