Abstract (sommario):
Observed rates of the fusion of interacting heavy ions well below the Coulomb barrier are considerably lower than estimates obtained from penetration factors. An interpretation of this discrepancy has been in terms of tunnelling in semiclassical models, with the observed depletion being taken as evidence of a "friction" under the barrier. An extension of that approach is to consider tunnellin in fully quantal models. We consider tunnelling in one-dimensional models to investigate possible sources for such a friction. Under certain conditions, we find that tunnelling may be enhanced or diminished by up to 50%, which finds analogy with observation, without the invocation of a friction under the barrier.

Abstract (sommario):
When a TBM carries out tunnelling in complex strata, there is often low tunnelling efficiency and an increase in tunnelling costs due to the improper selection of tunnelling parameters, the wrong estimation of geological conditions, or adverse geology, so it is necessary to evaluate the tunnelling adaptability of TBM construction. In this paper, based on hydraulic engineering in Xinjiang, 11 evaluation indexes of TBM tunnelling adaptability are determined by comprehensively considering the influence of tunnelling parameters, geological conditions, and adverse geological factors on TBM tunnelling adaptability. After that, the membership function of each evaluation index is determined by referring to the existing research results and fuzzy mathematics method, and the weight of each evaluation index is determined and adjusted by the analytic hierarchy process (AHP)–entropy weight (EW) method. Finally, the adaptability evaluation method and evaluation model of TBM tunnelling are put forward. The TBM tunnelling adaptability evaluation model proposed in this paper is verified by relying on the actual situation of three interval tunnels in the project, and good effects are obtained. This study can provide a reference for the evaluation of TBM tunnelling adaptability in similar strata.

Abstract (sommario):
Any tunnelling process inevitably induces changes in stress in the ground and may adversely affect nearby pile foundations. The interaction between tunnelling and an existing pile has been investigated by researchers and a certain amount of fundamental understanding has been gained. However, the effects of different tunnel excavation sequences on an adjacent pile remain to be understood. In this paper, a series of three-dimensional centrifuge model tests and numerical back-analyses were carried out to investigate the effects of construction sequence of twin tunnels on an existing pile in dry sand. Two tunnelling sequences were investigated: (i) a sequence involving tunnelling near the pile toe followed by tunnelling near the mid-depth of the pile shaft (i.e., test TS); (ii) sequence involving tunnelling near the mid-depth of the pile shaft followed by tunnelling near the pile toe (i.e., test ST). The measured cumulative pile settlement was about 33% larger for tunnelling sequence ST than for tunnelling sequence TS. Due to different tunnelling sequences, the apparent losses of pile capacity were 40% and 29% for sequences ST and TS, respectively. Although the computed reductions in normal stress acting on the pile induced by twin tunnelling were almost the same in tests TS and ST, tunnelling near the pile toe induced a larger decrease in the end-bearing and shaft resistances at the lower part of the pile in test ST than in test TS. In contrast to the measured pile head settlements, different tunnelling sequences had a limited effect on measured ground surface settlements and additional bending moments in the pile.

Abstract (sommario):
Shield tunnelling has become the development direction of tunnel construction due to its safety, economy, and speed. The complex formation has complicated geological changes, including soft rock, hard rock, and soft and hard inhomogeneous formation. It is particularly difficult to select and control the tunnelling parameters in shield tunnelling, while the reasonable selection and control of the tunnelling parameters play an important role in the excavation efficiency, tool wear, and surface settlement. Based on the tunnel project between the Dinggong Road North Station and the People’s Park Station online 4 of Nanchang Metro during shield tunnelling construction, this paper collects thrust, torque, and revolution speed of the cutterhead during shield tunnelling in the complex strata with differentiated argillaceous siltstone and gravel and analyzes these parameters by means of mathematical statistics analysis, in order to explore the interrelationship between shield tunnelling parameters under different stratigraphic conditions and put forward optimization suggestions for tunnelling parameters, which can provide a reference for control of tunnelling parameters of earth pressure shield in composite strata.

Abstract (sommario):
In this paper, an analytical model for gate tunnelling current has been deployed by solving the Schrödinger equation using the Wentzel—Kramer—Brillouin approximation method for a trapezoidal potential barrier. The gate tunnelling current has been computed for direct tunnelling from channel to gate as well as for tunnelling from source drain extension region to gate. The effect of temperature variation on gate tunnelling current with an SiO2 thickness of 4nm down to 1nm has been studied at various gate voltages. Gate tunnelling in the case of high-K gate dielectrics and high-K stacks has also been analysed. In order to study the effect of temperature on gate tunnelling current in SiO2 and in high-K dielectrics, the related parameters have been modelled based on physics. The effect of variation of substrate doping concentration (Na) on gate tunnelling current in an n-type metal—oxide—semiconductor field effect transistor (n-MOSFET) with SiO2 has also been studied These studies have been used to bring out the design margins available in equivalent oxide thickness and Na.

Abstract (sommario):
A tunnelling current through a trapezoidal barrier potential has been modelled. The transmittance is determined using the exponential wavefunction approach method. Furthermore, the transmittance is used to calculate the tunnelling current density by applying the Gauss-Laguerre quadrature method. The simulation results show the increasing bias voltage causes the raising tunnelling current, and an increase of temperature is proportional to the tunnelling current.

Abstract (sommario):
It is now widely accepted that enzyme-catalysed C–H bond breakage occurs by quantum mechanical tunnelling. This paradigm shift in the conceptual framework for these reactions away from semi-classical transition state theory (TST, i.e. including zero-point energy, but with no tunnelling correction) has been driven over the recent years by experimental studies of the temperature dependence of kinetic isotope effects (KIEs) for these reactions in a range of enzymes, including the tryptophan tryptophylquinone-dependent enzymes such as methylamine dehydrogenase and aromatic amine dehydrogenase, and the flavoenzymes such as morphinone reductase and pentaerythritol tetranitrate reductase, which produced observations that are also inconsistent with the simple Bell-correction model of tunnelling. However, these data—especially, the strong temperature dependence of reaction rates and the variable temperature dependence of KIEs—are consistent with other tunnelling models (termed full tunnelling models), in which protein and/or substrate fluctuations generate a configuration compatible with tunnelling. These models accommodate substrate/protein (environment) fluctuations required to attain a configuration with degenerate nuclear quantum states and, when necessary, motion required to increase the probability of tunnelling in these states. Furthermore, tunnelling mechanisms in enzymes are supported by atomistic computational studies performed within the framework of modern TST, which incorporates quantum nuclear effects.

Abstract (sommario):
Scanning Tunnelling Microscopy (STM) is a newly developed technique providing, for the first time, atomic resolution images of conducting surfaces. In its short lifetime it has not only solved a number of long standing surface science problems, for instance simultaneously elucidating both the atomic and electronic structure of the Si(lll) surface, but also earned its inventors, G.Binnig and H.Rohrer, the Nobel Prize. This dissertation describes the construction of one of the earliest STMs and its continued development into a generally available machine. This design differs significantly from that of Binnig and Rohrer both in terms of the all important vibration isolation techniques used and the mechanics of the STM itself. There are now a number of machines built along these lines elsewhere. One of the advantages of this approach is the comparative ease with which it can be modified to operate at low temperatures, and a cryogenic STM running in Ultra High Vacuum has been built The STM operates by holding a sharp metal point (the 'tip') sufficiently close to the surface under investigation that electrons may tunnel directly from one metal to the other. Observation of the tunnel current/separation relationship whilst the tip is scanned in a raster pattern across the surface provides the information from which the images are formed. The tunnelling process itself is of considerable interest, and theory and data are presented relating to the low voltage parabolic conductance, the effect of the image potential on tunnelling and the effect of tip curvature at high applied voltages. During this investigation a number of surfaces have been studied, and atomic resolution images of Pt(llO), Si (100) and graphite are presented. Moreover, images of local molecular ordering in a Langmuir-Blodgett monolayer have been obtained, as well as data showing the effect of protein molecules. These exemplify the surprising range of applications of this technique.

Abstract (sommario):
This thesis examines the electrical transport properties of a series of n-type GaAs/(AIGa)As double barrier resonant tunnelling devices with well widths between 50 angstrem and 2400 angstrem . The current-voltage characteristics show peak-to-valley ratios as high as 25:1 and as many as seventy resonances, with clear evidence of quantum interference effects at room temperature. The application of a high magnetic field parallel to the current flow produces magnetooscillations in the transport properties which allow the sheet charge density in the accumulation layer to be determined. The energy level in the well over a wide range of bias is obtained from analysis of thermal activation of resonant tunnelling. The contributions of elastic scattering and LO phonon emission to the valley current are investigated spectroscopically with a magnetic field and two phonon modes of the (AIGa)As barrier are observed. The buildup of space charge in the quantum well at resonance leads to intrinsic bistability in the current and differential capacitance of an asymmetric structure. Magnetoquantum oscillations due to a degenerate electron gas in the well are used to measure this charge buildup and demonstrate that the tunnelling process is truly sequential. The bistability is dramatically enhanced at high magnetic fields when the lowest energy Landau level of the well can accommodate a high electron density. In a strongly asymmetric sample, a new kind of bistability is observed where the off-resonant current exceeds the resonant current due to enhancement of charge buildup by intersubband scattering. The modulation of the scattering rate by a magnetic field produces periodic oscillations in the width of the bistability. In a magnetic field applied perpendicular to the current, the resonances are broadened as a consequence of the conservation of canonical momentum. The transition from electric to magnetic quantisation in wide wells is investigated and tunnelling into interfacial Landau levels is observed. The angular dependence of the resonances is used to probe conduction band anisotropy. In a tilted field, a completely new type of magneto-oscillations is observed.

Hill, Richard John Allan. "Tunnelling into InAs quantum dots". Thesis, University of Nottingham, 2003. http://eprints.nottingham.ac.uk/10002/.

Testo completo
Abstract (sommario):
This thesis describes an experimental study of the electronic properties of semiconductor heterostructure tunnel devices. InAs self-assembled quantum dots (QDs) are incorporated into the barrier layer of a GaAs/AlAs/GaAs tunnel diode. When a voltage, V, is applied across the device, we observe resonant features in the tunnel current, I, whenever an electron state in one of the qds comes into resonance with an occupied electron state in the emitter. We employ an electron state of a single qd as a spectroscopic probe of a two-dimensional electron system (2DES), from the Fermi energy to the subband edge [1]. For magnetic field B applied parallel to the current, we observe peaks in the I(V) characteristics corresponding to the formation of Landau levels in the 2DES. We obtain quantitative information about the energy dependence of the quasiparticle lifetime, Tqp, of the 2DES. We find that Tqp ~ 2.5 hbar=(Ef - E), in contrast with the expectation for a normal Fermi liquid, but in agreement with predictions for a Fermi liquid state of a disordered 2DES. Close to filling factor nu = 1 we observe directly the exchange enhancement of the g factor. This thesis also describes the design, realisation and measurement of a tunnel diode incorporating InAs QDs and a series of 4 planar electrostatic gates. By applying a bias to the gates, it is possible to selectively inject current into a particular QD. We use magneto-tunnelling spectroscopy to determine the energy levels of the ground and excited state of a single QD, and to map the spatial form of the wave functions of these states [2]. The effect of pressure on the resonant tunnelling of the QDs is also described. [1] P. C. Main et al., Phys. Rev. Lett. 84, 729 (2000) [2] R. J. A. Hill et al., Appl. Phys. Lett. 79, 3275 (2001)
