Texto completoThe objective of this thesis is to design and integrate circuits mixers at 330GHz and 183GHz for heterodyne detection in astrophysics. These circuits are based on Schottky diodes, allowing operation at room temperature. The main point of the thesis is to develop a protocol for fabrication of submicron Schottky diodes and to integrate them in circuits mixers. These circuits are integrated in a test block and characterized in terms of RF performances. This thesis work may be used for circuits at higher frequencies, for both mixers and multipliers. A fabrication process entirely based on electron beam lithography has been developed, allowing the realization of Schottky diodes with submicronic anodes and improvement of their electrical characteristics. Many studies for specific optimization of the ohmic and schottky contacts have yielded to series resistances below 10Ω and to best ideality factors between 1,08 and 1,15. Two types of circuits have been made. One for operation at 330GHz composed of a pair of anti-parallel anodes on a 10μm membrane. The other, for a frequency of 183GHz, consists of a MMIC circuit including a pair of anti-parallel anodes on a 50μm membrane. One of the components to 330GHz has been integrated into a mixer bloc, its RF performances have been characterized. The preliminary result was encouraging with a noise temperature of 1800K for a conversion loss of 8dB

Texto completoProtein Film Electrochemistry (PFE) is a technique in which an enzyme is adsorbed at an electrode and its catalytic turnover rate is measured as an electrical current which allows the investigation of enzyme’s kinetics as a function of different experimental parameters. However, this technique requires fast transport of the substrate towards the electrode. In a previous study, our team proposed a new design based on the wall-tube electrode that provides better transport than the rotating disc electrode, which is commonly used in PFE methods. In this thesis, we explored, using CFD, the effect of the various parameters of the design and proposed semi-empirical formulas to predict the mass transport coefficient and shear stress at the electrode. We used a 3D-printed cell to validate experimentally our predictions. Moreover, we designed and built a new type of wall-tube electrodes with integrated mixers that should allow faster changes of substrate and inhibitor’s concentrations

Texto completoLn this work a novel approach to D/A conversion of RF signais is developed in the context of a transmission chain based on delta-sigma modulation, providing a very high speed 1 bit digital signal, suitable for software-defined radio (SDR). The standard chosen to demonstrate this con cep is UMTS. Digital to analogue conversion is realized here in a voltage-mode for efficiency reasons thanks to a switching Power Amplifier. ln order to provide enough power with low voltage deep-submicron technologies, a five channels differential power combiner using lumped element transmission lines has been realised in 65nm CMOS and Integrated Passive Devices (IPD) processes, both developed by ST Microelectronics. A reconfigurable semi-digital filter can be realized in the latter architecture ln order to create notches in the nearby frequency bands. Measurements are made on a full system, comprising a digital delta-sigma signal generator, a 5-path power combiner and a reconfigurable digital filtering. The 5-path power combiner allows a maximal output power for a single tone in fundamental band of 18dBm thanks to a 14dB relative power gain at 1.2GHz

Texto completoIn a world facing new challenges such as mobility or safety, the increasing demand of applications fitted to new ways of life has driven the emergence of new technology markets. The challenge twofold lies in the rise of global mobile data traffic and the design of more efficient LiDAR sensor’s systems. This dual trend has prompted research studies on millimeter-wave bands in order to contribute to the development of increasingly competitive electronics circuits. Scientific researches presented in this thesis falls within this perspective. The first part of the study deals with the development of an innovative Schottky diode architecture in BiCMOS 55 nm technology. The fabricated Schottky diodes show state-of-the-art intrinsic performance with cut-off frequencies nearby 1 THz. An analytical modeling strategy have been initiated by leveraging the architecture dimensions and physics to efficiently provide à fair agreement with the factor of merit extracted from measurements. Some of these devices are then included in two demonstrator circuits. The first one is a silicon-based subharmonic mixer operating around 106 GHz. The subharmonic mixer design relies on the collaborative use of the Schottky diode architecture and the analytical lumped model developed in BiCMOS 55nm technology. Despite a 20.3 dB conversion loss, the reception of QAM-16 demodulated signal with data rate up to 40 Gbit/s has been achieved. The second circuit concerns a unit pixel for imager applications operating at 2.5 THz. This second study also suggests a detailed strategy of the integrated antennas designed in silicon technology. This research work aims at determining the feasibility innovative circuits designed with commercially available silicon technologies in order to address 5G and LiDAR markets

Texto completoWorldwide regulations for short range communication devices allow the unlicensed use of several Gigahertz of bandwidth in the frequency band around 60GHz. This 60GHz band is ideally suited for applications like very high data rate, energy-autonomous wireless sensor networks or Gbit/s multimedia links with low power constraints. Not long ago, radio interfaces that operate in the millimeter-wave frequency range could only be realized using expensive compound semiconductor technologies. Today, the latest sub-micron CMOS technologies can be used to design 60GHz radio frequency integrated circuits (RFICs)at very low cost in mass production. This thesis is part of an effort to realize a low power System in Package (SiP) including both the radio interface (with baseband and RF circuitry) and an antenna array to directly transmit and receive a 60GHz signal. The first part of this thesis deals with the design of the low power RF transceiver front-end for the radio interface. The key building blocks of this RF front-end (amplifiers, mixers and a voltage controlled oscillator (VCO)) are designed, realized and measured using the 65nm CMOS technology of ST Microelectronics. Full custom active and passive devices are developed for the use within these building blocks. An important step towards the full integration of the RF transceiver front-end is the assembly of these building blocks to form basic transmitter and receiver chips. Circuits with small chip size and low power consumption compared to the state of the art have been accomplished.The second part of this thesis concerns the development of behavioral models for the designed building blocks. These system level models are necessary to simulate the behavior of the entire SiP, which becomes too complex when using detailed circuit level models. In particular, a novel technique to model the transient, steady state and phase noise behavior of the VCO in the hardware description language VHDL-AMS is proposed and implemented. The model uses a state space description to describe the dynamic behavior of the VCO. Its nonlinearity is approximated by artificial neural networks. A drastic reduction of simulation time with respect to the circuit level model has been achieved, while at the same time maintaining a very high level of accuracy

Texto completoDue to the evolution of wireless systems and data rate, it is necessary to increase microwave operating frequencies, especially in space industry. Optimization of existing circuit topologies are always not enough and therefore, we need to synthetize new circuits. Unfortunately, most of the existing synthesis methods, including in CAD softwares, are only based on lossless passive component models. With the increase of operating frequency, we need to take the effect of losses in the passive component models during synthesis. This thesis introduces a new synthesis and design method for low noise integrated circuits(low noise amplifier and mixer). Lossy passive component models from foundries, connecting wires, junctions and co-design (amplification and filtering or mixing and filtering)are included. The design procedure was validated by simulations and measurements

Texto completoThis works deals with an integrated phase noise test bench for BAW resonators. The technology which has been used is the SiGe: C 0. 25 µm BiCMOS7RF process from ST Microelectronics. A current trend is to integrate testing facilities next to more or less complex circuits. The integrated test bench for measuring phase noise can relieve us of the constraints of external probing measurement and high cost. The simultaneous integration of the test circuit with the systems to measure also allows to fully exploiting component matching possibilities available on the same substrate. On-chip measurement greatly simplifies the testing process, minimizing the use of bulky external measurement equipment and high cost. It also allows following the system characteristic variations, in time or after various damages. This measure leads naturally to the design of self-testable, therefore self-reconfigurable, ICs. The goal of this thesis was to define the component architectures and the design of the integrated phase noise test bench, depending on the measurement accuracy. We show that this highly performance instrumentation system can be integrated in a standard SiGe technology
