Texto completoAeronautics tend to hybridize propulsion and electrify more and more functions on board. This leads to an increase in the voltage of the onboard network in order to meet these new constraints from electronic systems. To achieve these objectives, the new 3.3kV-rating SiC power semiconductor components seem to be a promising alternative to the Silicon IGBT sector. However, SiC technology’s low level of maturity compared to Si technol- ogy is the main obstacle to its implementation. The research work is part of the AM-PM RAPID project. The project objective is to design a 3.3kV@500A inverter arm power module in SiC technology by providing a technological break- through in power packaging and its monitoring. The research work focuses on the development of the gate driver and its intelligent functions to make the power module more reliable and to ensure secure switching of the semiconductor. From studies on the SiC component’s reliability, two aging indicators have been identified, the on-state resistance of the module and the gate leakage current of the semiconductor compo- nent. On-board monitoring circuits for these in- dicators have been proposed and a new semi- conductor control topology, the source driver, is proposed in order to make these circuits com- patible. Finally, a demonstrator specially de- signed for the AM-PM module is tested on a SiC module

Texto completoHigh temperature applications such as deep drilling, aeronautics or aerospace, lead to rework the isolated power supplies used for the control of the power elements. This work study the feasibility of an embedded converter with high static (10kV) and dynamic (<10 pF) insulation, able to work under high temperatures (> 250 ° C), in the ranges of dozens volts for the output voltage and several Watt of transmitted power. To avoid being constrained by a magnetic material Curie temperature of, we use a coreless transformer based DC/DC power supply. First of all, this thesis details the origin, the measurement and the estimation of the elements of the chosen transformer electric model. Then, to maximize the transferred power, we form a resonant structure by adding capacitors in parallel or in series with the transformer, then we develop a method to tune the whole. The comparison between the topologies leads us to choose a serial-serial compensation. Then we note that the technology chosen for capacitors, the static and dynamic insulation constraint can divide by more than two the power transmitted through a surface. Finally, we discuss how to rectify and regulate the output voltage without affecting the resonance or insulation provided, while minimizing the losses generated. A last part exhibit that with a suitable dissipation system and manufacturing process, it is possible to integrate the complete structure on silicon chips

Texto completoThe Silicon Carbide (SiC) power transistors are more and more used in electric energy conversion systems. SiC power semiconductors devices such as SiC MOSFET can operate at higher frequency and higher temperature compared to Silicon power MOSFET or IGBT. However, the maturity of the SiC technology is moderate compared to the well-known Silicon-based power semiconductor devices. Recent research works on reliability of SiC power MOSFET identified ageing indicators such as the rise of the gate leakage currents or the on-state resistance. The monitoring of these parameters during normal operation can prevent damages and simplify the maintenance on the energy conversion systems. The gate drivers are required to provide an optimal and safe switching of power semiconductor devices. Nowadays, the gate driver boards include more and more features such as short-circuit detection, soft-shutdown, temperature sensing, on-state voltage monitoring… In this context, embedded measurements circuits are proposed for the online monitoring of ageing parameters. The instrumentation of the gate driver board supposes the integration of communication features to transmit the monitoring data. A specific communication method is proposed to avoid the circulation of additional common mode currents due to high dv/dt. A compact demonstrator was designed and tested on a 1.2kV SiC module

Texto completoThis thesis work focuses on the design, modelling and the implementation of integrated gate drivers for power transistors based on CMOS coreless transformer. The main objectives of thesis are the design, modeling and characterization of coreless transformer in two technologies CMOS 0.35 µm bulk and CMOS 0.18 µm SOI, as well as the design and the characterization of two integrated gate drivers in these two technologies. The results of thesis allow us to validate our proposal models for coreless transformer: 2D electrical model and 3D electromagnetic model. Moreover, one CMOS bulk isolated gate driver which monolithically integrates the coreless transformer, the secondary side control circuit for power transistors has been fabricated and validated for both high side and low side configuration in a Buck converter. Finally, a CMOS SOI isolated gate driver is designed; integrates in one single chip the external control, the coreless transformer and the close gate driver circuit for power transistors. This one-chip solution presents a numerous advantages in term of interconnect parasitic, energy consumption, silicon surface consumption, and EMI with a high level of galvanic isolation. The perspectives of this SOI gate driver are multiple, on the one hand, are the 3D assemblies between gate driver/power transistors and on the other hand, are the multiple-switch converter

Texto completoThis works proposes an approach of optical galvanic isolation between the control parts on one side and the power transistors and their associated drivers on the other side. This thesis consists of three chapters. After a literature review and the proposition of our approach in the first chapter, the design of the control chip and the different developed functions will be seen in detail in the second chapter. The practical results and performance achievements will be presented with several integrated photodetectors and signal processing circuit in CMOS technology. In the last chapter of the thesis, an integrated optically floating power supply will be investigated. The benefits of this approach will be discussed. These fabricated chips are manufactured in standard CMOS AMS C35 technology for first prototypes and transferred in SOI Xfab 018 CMOS technology to test these functions at high temperature. The implementation of the optically control circuit in a power converter will be presented to validate the operation of our "gate driver"

Texto completoThe main goal of this thesis concerns the detection and identification of simple and multiple open-circuit faults in voltage source inverters (VSIs)-fed induction motor drives. In first step, the potentialities, the weaknesses as well as the uncertainties of the previously published works have been discussed. The second step was dedicated to the study of the inverter faults impact on the induction motor. For this purpose, we have proposed two methodologies permitting the characterization of the electromagnetic torque behaviour as well as the electric variables of the induction motor under the open- and short-circuit faults. These preliminary studies allowed to propose two novel signal-based approaches for open-circuit fault diagnosis in voltage source inverter. The measured outputs inverter voltages and currents have been used as the input quantities for the fault detection and identification (FDI) process. The first approach consists in analyzing the pulse-width modulation (PWM) switching signals and the line-to-line voltage levels during the switching times, under both healthy and faulty operating conditions. For this purpose, we have adopted an instantaneous representation of these variables, which permits their analysis over one switching period. The fault diagnosis scheme is achieved using simple analog device. This circuit allows an accurate single and multiple faults diagnosis, and a minimization of the fault detection time which becomes about a few tens of microseconds
