Full textThe power amplifier consumes most of the power in a receiver/transmitter system (transceiver), and its output signal is directly transmitted by the antenna without further modification. Thus, optimizing the PA for low power consumption, increased linearity, and compact integration is highly desirable.
Micro-electromechanical systems enable new levels of performance in radio-frequency integrated circuits, which are not readily available via conventional IC technologies. They are good candidates to replace lossy, low Q-factor off-chip components, which have traditionally been used to implement matching networks or output resonator tanks in class AB, class F, or class E power amplifiers. The MEMS technologies also make possible the use of new architectures, with the possibility of flexible re-configurability and tunability for multi-band and/or multi-standard applications.
The major effort of this thesis is focused on the design and fabrication of an RF frequency class AB power amplifier in the SiGe BiCMOS 5HP technology, with the capability of being tuned with external MEMS varactors. The latter necessitated the exploration of wide-tuning range MEMS variable capacitors, with prototypes designed and fabricated in the Metal-MUMPS process.
An attempt is made to integrate the power amplifier chip and the MEMS die in the same package to provide active tuning of the power amplifier matching network, in order to keep the efficiency of the PA constant for different input power levels and load conditions.
Detailed simulation and measurement results for all circuits and MEMS devices are reported and discussed.

Full textLn spite of high growth in telecommunications equipment performances, numerical information demands have never been so strong. The need of low cost bandwidth implies to study new wireless networks with higher frequencies. The V-band frequencies (circa 60 GR) corresponds to a non-allocated frequency range which main advantage is to be perfectly adapted for the last mile transmission between providers and users. Frequencies generation higher than tell GR is based on the use of negative resistances electronic components such as tunnel effect or Gunn effect. The micro-waves power generated by the oscillator directly depends from the negative resistance variation dynamics. However, the power generated reduces rapidly when frequency increases (1/f3 variation). A microwave frequency multiplier associated to the oscillator forms a good alternative. Non-linear components such as varactors allow harmonic generations. Furtherrnore, if we integrate them in periodical networks, the output power increases owing to the fact that the input frequency is concentrated in fewer harmonics. The aim of this PhD is to define structural and technological solutions that optimise frequency multiplier periodical networks (Periodically loaded non-linear transmission lines). The use of new heterostructure-barrier varactors (HBV's) implies a brand new approach of the NL varactors selection criteria. A new method allowing the comparison between the HBV non-linearity performances bas been designed. A comparative study of the propagation parameters of 3 linear transmission lines (micro-strip, coplanar wave guide and Fin-line) points out the pro and cons of each structure in the selected 60 GR frequency band. New electrical models taking into account the various losses in the periodical structures have also been design and realise. The study of the non-linearity distribution along the transmission line shows the advantage of the PL structure. Finally, these various results permit the design and realisation of a frequency tripler with 60 GR output frequency based on NL transmission line. This optimal line is a coplanar wave-guide transmission line periodically loaded by HBV's. Fourteen sections produce for this frequency tripler a 20% efficiency output, power for a 30% bandwidth

Full textTo decrease the size of some radio-frequency systems, the design of tunable devices is a solution currently exploited. The tuners and the power dividers are devices frequently used respectively for the transistor or antenna matching and for the realization of phase array antenna. Generally based on the principle of the quarter wave line, these bulky devices present limited and fixed bandwidth. In this thesis, we developed a theoretical study and designed of tunable and miniaturized tuners and power dividers using varactors. We show we could realized compact devices not based on the classical quarter wave line but on the principle of a high characteristic impedance transmission line charged by capacitors. Two methods are presented to optimize and measure a miniature and tunable tuner. Then we present several miniature power dividers. The ones are fixed, the other are tunable in frequency, isolation or power. .

Full textThis study concern reconfigurable antenna and their feeding circuit. Directivity and polarisation agility is obtained using different active components as PIN diodes and varactors which directly reported on the feeding circuit using MIC (microwave integrated circuit). A novel architecture of quasi-lumped coupler based on varactor is proposed, studied and theorized. This hybrid coupler is associated to a dual-orthoganal feed antenna. The system allow a reconfiguration of the polarization of the radiated antenna from a linear polarization to a circular one. Measurements show an axial ratio for the circular polarization of 0. 8dB. In a second application, a linear polarization can be rotated on a 90° angle. Measurements show that a high quality linear polarization is conserved during the rotation. In a third study, a microstrip antenna is associated with two parasitic elements. While the reactance connected to the parasitic elements is changed, a reconfiguration of the radiating pattern is observed. Eventually, diffent soltions are proposed to feed a linear array of antenna. A first solution using two hybrid coupler in reflection mode et PIN diodes permits to reduce the number of active devices needed. A second phased shifter based on the quasi-lumped hybrid coupler and the summation method is studied. This phase shifter is associated with an array of two antennas to modify the focusing of the radiating beam. Finally, a solution fully integrated on a high K silicon substrate is studied and realised. Phase shifter are using switching line technique

Full textThe objective of this thesis is the design and synthesis of tunable bandpass filters at microwave frequencies using planar patch resonators. A methodology for the design and synthesis of tunable patch filters is developed and applied to two filters with triangular and circular topologies. The methodology provides techniques to extract the coupling scheme that models the filter behavior and the necessary equations for calculating the corresponding coupling matrix. Then, the theoretical filter response resulting from the analysis of the coupling matrix coefficients is compared to the results of complete simulations. The complete simulations combine the results of the 3D electromagnetic (EM) simulation of the filter layout with the results of the electrical simulation of the tuning devices, represented by their lumped elements equivalent model. This allows the correct model of the tuning effect and the definition of the tuning possibilities and limits. In order to validate the methodology, the tunable patch filters are fabricated using Microwave Integrated Circuit (MIC) technology on flexible substrates. The minimum dimensions are greater than 0.5 mm, ensuring a low cost fabrication process

Toutefois pour de faibles excursions en tension, la diode SBV prépuits-postpuits peut s'affranchir de cette limitation. C'est sur cette base que nous avons étudié le second étage d'une chaîne de multiplication 83x3x3 GHz. Pour la fonction mélange, notre travail a porté sur l'étude des potentialités d'un mélangeur subharmonique à 560 GHz utilisant un montage antiparrallèle de diodes Schottky. Les premiers calculs ont montré la forte dépendance du gain de conversion en fonction de la résistance série. Ainsi ici encore, de gros efforts technologiques doivent être effectués pour diminuer la valeur de Rs

Full textThe objectives of this work concern the design and the development of miniature, discrete, passive or active antennas, working on a wide frequency band for localization and tracking applications related to global security. This work has been included in two projects funded by ANR (National Research Agency) and by Photospace, a private company. This work deals with three major parts: in the first part, a technique of miniaturization of narrowband antennas for AIS applications (Automatic Identification System) has been proposed. Some new design of miniaturized antennas based on an electromagnetic coupling feeding system are proposed and fabricated for AIS and GPS applications. Thus, these antennas have been associated with PIN diodes and varactor in order to achieve frequency tunable antenna. In the second point, the capabilities offered by active antenna for miniaturization by the integration of actives components directly on the antenna are presented and their impact on printed antenna's performances (bandwidth, size reduction, and gain) are investigated theoretically and experimentally. Regarding the small volume dedicated for antenna in locator beacons, a broadband miniature active antenna operating in the FM band is presented. The third part gives another approach based on the principle of car-antenna. It uses the frame of the vehicle as an antenna to make the antennas without visual impact

Full textThe objectives of this work concern the conception and the development of miniature, passive or active antennas, working on a wide frequency band for mobile applications. This work has been included in two projects: Mobim@ges and Tocha. After a state of the art on the miniature antennas in the UHF band, we decided to use wire printed antennas and more specifically half-loop antennas fed by electromagnetic coupling. We present a study of the antenna loop with this kind of feeding which brings a significant improvement of the bandwidth of the new antenna (called MCLA) and lets envisage the association of active components. Regarding the small volume for an antenna expected in mobile terminals application, several techniques of size reduction of the antenna are presented (using inductances or high permittivity substrate, step in width). All these techniques were combined to reduce the dimensions of the antenna. The curvature of the monopole and a behaviour modification of the antenna when this one is loaded with a very high inductance bring an unidirectional radiation above the ground plane. Finally, because the miniaturization of the MCLA tends to reduce its bandwidth, this work describes several frequency-tuneable MCLA thanks to varactor diodes. This technique authorizes the use of this kind of antenna on very wide frequency band (40 % around 580 MHz in our case). Full textThe aim of this research was the design of tunable matching networks, in two different contexts: the TMN at low and high signals.Performance criteria of TMN were studied. A general expression has been developed that estimates the TMN efficiency in function of the quality factor of the components used. The impedance coverage of different RAA topologies was plotted in function of the insertion losses.For the small signal, we designed a prototype in PCB, composed by two TMN, which ensure the simultaneous matching of a power amplifier in a wide range of impedances, included in a circle of the Smith chart VSWR < 5: 1. The coverage area was measured and presented in function of the insertion losses, emphasizing the areas where the TMN contribute to improve the amplifier performance and those where insertion losses of the TMN are not able to compensate gain with the reduction of the reflection coefficients.Subsequently, we discussed the design of TMN for the large signal. The objective is to present at the output of a power amplifier, the impedances that optimize efficiency for each power of operation. A 130 nm SOI prototype was designed and simulated, consisting of a power amplifier for WCDMA standard, 900 MHz, and a MN tunable by MOS varactors able to produce the optimal impedances corresponding to an output power between 20 and 30 dBm. The results showed the benefit provided by inserting a tunable MN compared to a fixed one

Full textGiven the desire to integrate a large number of new services in last generation of mobile handheld devices and in order to drastically decrease their dimensions, new concepts of smart antennas are being considered. The main objective is to offer new services in a trendy mobile handheld with an optimal quality and an improved link budget. The antenna has to be small and in order to improve the reliability of wireless links, the antenna structure must have a frequency tunability, a reconfigurable polarization or radiation pattern. In order to satisfy these objectives, this manuscript focuses on two axes. At first, it is necessary to unlock the constraints on the miniaturization of such antennas to multiple services by studying the potentialities and effectiveness of original materials dedicated to the compliance and optimization of the antenna performances within its environment. Thanks to this study, it is then possible to investigate new concepts of reconfigurable antennas to optimize their performances within their environment. This manuscript is proposing answers to these challenges by detailing the development, the conception and the manufacturing of four different miniature and reconfigurable antenna designs using new kind of materials

Full textThe specifications of the standard data transmission, such as digital terrestrial television (VHF, UHF, L1, L2, S-band), mobile (GSM, GPRS, EDGE, UMTS, ... ) or the growth of the flow of the wireless data (WiFi, WiMax, Bluetooth, WHDMI ... ), require a reduction in the threshold of detection and a densification of channels. Several solutions can increase the flow of data: the growth of the amount of information carried by the radio-frequency carrier or the multiplication of carriers within a band. The spectral quality of signaIs becomes a key to ensuring the information integrity. At the heart of the generation and detection signaIs, the varactor, variable capacitance in function of the supply voltage, is a crucial element determining the performance of the chain of transmission. The thesis deals with the study of new varactors in technology sub-90nm CMOS and sub-250nm BiCMOS technologies. After introducing the general context of the study, we present a state of the art of varactor, then we define the performance factors and assessment tools of technologies to provide the improvement of electrical and geometric caracteristics. The first axis of our work focuses on the evaluation of new structures varactor around the intrinsic capacitance and the architectural aspect. The second axis is dedicated to the study of measuring techniques closer to the system context. Finally, we de scribe the conception of a test vehicle as VCO in 65nm CMOS technology to quantify the performance factors across the circuit. Full textPour les dispositifs actifs, le composant développé est une hétérostructure à simple barrière qui présente des non-linéarités en capacité extrêmement marquées utilisables dans les multiplicateurs de fréquences. Par rapport aux dispositifs Schottky varactors conventionnels, les hétérostructures permettent de tirer parti de propriétés de symétrie et d'optimiser et d'optimiser au mieux les caractéristiques des courants de déplacement et de conduction. En pratique, les composants sont fabriqués à partir de multiples hétérostructures épitaxiées par jets moléculaires sur substrat InP mettant en jeu des techniques d'intégration monolithiques. Plusieurs séries d'échantillons ont été fabriquées avec pour les dernières structures des résultats à l'état de l'art, notamment avec la possibilité de moduler la capacité dans un rapport 5 en tenue en tension de plus de 6 Volt favorable aux applications de puissance. dans cette optique, nous démontrons par ailleurs la possibilité d'intégrer verticalement plusieurs composants sur une même épitaxie.
Pour les structures passives, elles sont constituées de lignes coplanaires déposées sur membrane de polyimide ou de nitrure de silicium. Dans ces conditions le milieu de propagation peut se comparer à l'air avec une permittivité effective très proche de celle obtenue dans l'espace libre. De telles structures ont été fabriquées en utilisant des technologies de micro-usinage de l'Arséniure de Gallium. Les résultats des caractérisations hyperfréquences sont conformes aux prédictions théoriques, avec la propagation faible perte de l'énergie électromagnétique sans dispersion dans une très large bande de fréquence. Ces études sont ensuite étendues à la conception de structures de filtrage aux fréquences millimétriques, notamment à 250 GHz.

Full textThis work presents MEMS component applications for radio frequency and millimeter wave circuits. These components have been used for the realization of switch functions and also integrated to "classic" RF circuits, resonators and filters, in order to obtain frequency tunable circuits. Several circuits have been presented, low loss capacitive switches in Ka band, capacitive switches for high power applications and finally tunable resonators and filters. A particular study has been made so as to demonstrate microstrip tunable circuits. The measurements obtained on a two pole tunable filter using four MEMS variable capacitors show the potential of micro electromechanical components to realize high quality factor circuits
