Full textThe tendency of the microelectronic market is to integrate in the same chip complete electronic systems, including digital, analog and RF circuits simultaneously. The analog part of those systems represents the bottleneck in the design process. The complexity of analog design makes this one an intuitive and creative process but time expensive. An alternative methodology for analog integrated circuits design is to represent the design as a mathematical optimization problem known as geometric programming. The advantages are: global optimum achieved efficiently, and the possibility of design automation. The main disadvantage, is that all the parameters or equations that characterize a circuit are not compatible with the form of this optimization problem. Modern receivers perform downconvertion of the signal using very low, or zero intermediate frequency. Zero-IF and Low-IF topologies are preferred because of their high integration capabilities, and low area and power consumption. Analog filters are basic building blocks of such systems. In this work, a design methodology based on geometric programming is developed, for automated and optimal design of Gm-C filters. The design methodology was used to design analog complex and real filters for the digital communications standards Bluetooth and Zigbee IEEE/802.15.4. The results show that the design methodology proposed in this work is an effective solution for fast, automated and optimal analog filter design

Full textLe standard UMTS a été choisi comme exemple d'application et un générateur de signaux RF 1 bit à 7,8Géch/s a été réalisé dans une technologie 90nm CMOS. Une arithmétique redondante comprenant des signaux complémentaires, une quantification de sortie non exacte et une évaluation anticipée de la sortie ont été implémentées pour parvenir à la cadence désirée. Une logique dynamique différentielle sur 3 phases d'horloge, générées par une DLL, a été utilisée au niveau circuit.
Le circuit intégré du transmetteur prototype démontre une fonctionnalité complète jusqu'à une fréquence d'horloge de 4GHz, permettant ainsi d'atteindre une bande passante de 50MHz autour d'une fréquence porteuse de 1GHz. Si la bande image est utilisée, la fréquence d'émission peut être déplacée jusqu'à 3GHz. Avec une fréquence d'horloge de 2,6GHz et un canal WCDMA de 5MHz modulé autour d'une fréquence porteuse à 650MHz, 53,6dB d'ACLR sont obtenus pour une puissance de canal en sortie de -3,9dBm. Pour la bande image (1,95GHz), l'ACPR est de 44,3dB pour une puissance maximale du canal en sortie de -15,8dBm, ce qui rentre dans les spécifications UMTS. L'aire active du circuit est de 0,15mm² et sa consommation de 69mW sous 1V à cette fréquence.

Full textReliability of analog and mixed signal circuits fabricated using complementary metaloxide semiconductor technologies in the deep-submicrometer technology nodes is significantly affected by process, voltage and temperature (PVT) variations. Degradationinduced due to aging mechanisms like bias temperature instability, hot carrier injection leads to additional challenges in design of reliable circuits. PVT variations and aging mechanisms together lead to lifetime degradation of device and circuit performance.There are many studies in the literature of the reliability of MOS transistors. Few studies have been conducted on the impact of their reliability on circuits.This research will study the impact of the deterioration of the MOS transistors on the performance of the developed circuits for analog and mixed applications (low dropout voltage regulator LDO, phase locked loop PLL, voltage controlled oscillator VCO, digital to analog converter CAN, power amplifier PA).Degradation lifetime induces the degradation of the threshold voltage and the drain. The surveys are conducted using aging simulations supporting models of aging mechanisms developed by our team and measurements of circuits implemented in 28nmFDSOI technology. Accelerated tests were used to evaluate the aging effect. Appropriate correction techniques for overcoming aging-induced degradation of circuit performance are proposed and studied.The DC and AC performances of LDO were analyzed before and after aging. The stress induces a degradation of these performances because of the effect of the mechanism of injection of hot carriers (HCI) on the transistors and the Matching induced in the pair of transistors responsible for the regulation. The LDO was oversized to avoid severe damage. A survey of the evolution of yield before and after aging was done using Mundea WICKED tool.The jitter noise and lock time of the PLL are not affected by aging and the PLL itself corrects any degradations and deviations of its output parameters. For this, an investigation of one of its important blocks, the VCO, was made. Measurement results at 125 ° C show that the oscillation frequency of the VCO has undergone significant degradation. While the relative phase noise has not been impacted.The aging effect on the digital analog converter SAR-ADC consisting of 16 TI-ADCs has occurred. Extraction of static and dynamic performances showed a significant degradation of the SNR. In order to identify the block responsible for this degradation, simulations of a single ADC were made. Aging has negligible impact on the switches while the comparator was identified as the most sensitive block. Aging impacts the time windows for each sub-block of the comparator which gives rise to a false decision of one of these blocks, hence a false signal at the output of the comparator, resulting in a code error and a degradation in the performance of the ADC.Investigation of the aging effect on the power amplifier has shown a significant degradation of the PA figures of merit under the effect of RF stress. These impairments are due to the degradation of transistor parameters such as transconductance gm and resistor rds. A solution for improving these degradations has been proposed. Based on the principle of detection and adaptive polarization, this technique makes it possible to change the polarization of the PA in order to bring the degraded performances to their fresh value.Based on this research, it is possible to conclude that the aging mechanisms of the 28nmFDSOI CMOS technology are not a major obstacle to the development of analogue and mixed signal systems. However, a careful analysis of the effects of aging at the circuit level, from the design phase, using the models developed at the transistor level and included in the simulators, is necessary.The incorporation of effective detection and performance enhancement solutions is possible for the implementation of extremely precise circuits

Full textNine years have passed since the discovery of graphene, all of them dense of research works and publications that, piece by piece, shed more light on the properties of this extraordinary material. With more understanding of its best qualities, a more precise prospect of the applications that would better profit from its use has been defined. High Frequency devices, like mixers and power amplifiers, and Flexible and Transparent electronics are the most promising fields. In those fields great attention is devoted to two subjects: the downscaling of the dimensions of the graphene transistor, in order to reduce the carriers travel time and attain increasingly larger fractions of ballistic electronic transport; and the optimization of the contact parasitics. Both are highly beneficial to the maximization of the device's RF Figures Of Merit. In this thesis, Two models have been developed to address such topics: the first served both the quasi-ballistic large-area graphene and graphene nanoribbon transistors. It demonstrated the correlation between ballistic and diffusive electron transport and de-vice length, and extracted the large signal DC currents and transconductances. The second reproduced the high-frequency conduction through graphene and its contact parasitics. The latter also motivated the development and fabrication of a RF test bed on a dedicated plastic technology, enabling the RF characterization of the contact impedance and of the specific interfacial impedance of monolayer CVD graphene

Full textFuture antenna architectures especially for space applications are becoming more and more complex due to the need of reconfigurability. This reconfigurability is needed in terms of frequency, reliability, radiation pattern and power consumption. In this context, reflectarrays and frequency selective surfaces (FSSs) are particularly the hottest domains of RF design. The accurate analysis of electromagnetic (EM) scattering from such type of complex finite-sized reflectarray antenna structures is of great practical interest. However due to their large electrical size and complex cellular patterns specially when tuning elements such as RF-MEMS are also integrated within the array elements, conventional full-wave EM analysis of such multiscale structures either fail or require enormous amount of computational resources to resolve prohibitively large number of unknowns. Moreover the characterization of large structures would normally require a second step for optimization and fine-tuning of several design parameters, as the initial design procedure assumes several approximations. Therefore a full-wave analysis of the initial design of complete structure is necessary prior to fabrication to ensure that the performance conforms to the design requirements. A modular analysis technique which is capable of incorporating geometrical changes at individual cell-level without the need to rerun the entire simulation is extremely desirable at this stage. An indigenous technique called Scale Changing Technique (SCT) addresses this problem by partitioning the cellular reflectarray geometry in numerous nested domains and subdomains defined at different scale-levels in the array plane. Multi-modal networks, called Scale Changing Networks (SCNs), are then computed to model the electromagnetic interactions between any two successive partitions by method of moments (MoM) based integral equation approach. The cascade of these networks allows the computation of the equivalent surface impedance matrix of the complete array which in turn is utilized to compute far-field radiation patterns. Full-wave analysis of both passive and active (electronically tunable by RF-MEMS) reflectarrays has successfully been performed by the SCT while utilizing very small amount of computational resources as compared to conventional full wave methods. Moreover, to speed up the SCT modeling of the reflectarrays, equivalent electrical circuit models have been extracted and applied for individual design and optimization of the reflectarray phase shifter elements
