Full textThe recent development of photovoltaic devices makes use of materials with properties that may vary at the sub-micrometer scale, for instance nanowire-based III-V solar cells based or CdTe polycrystalline thin films. This thesis aims at developing new methods and techniques based on cathodoluminescence (CL) and time-resolved CL (TRCL) in order to probe material properties at the nanometer scale. A first part is devoted to CdTe polycrystalline thin films. The role of CdCl₂ annealing on the formation and passivation of defects in the grain interior and at the grain boundaries is analyzed by combining high-resolution CL maps at room- and low-temperature. The incorporation of Se at different concentrations and its effect on defect passivation and radiative efficiency of CdSeₓTe₁-ₓ thin films is investigated and correlated to macroscopic measurements (Voc, lifetimes). A second part is devoted to GaAs nanowires. The optical and transport properties of wurtzite (WZ) and zinc-blende (ZB) phases are compared in single nanowires, and radiative decay measurements are presented (τ(WZ)=0.55 ns et τ(ZB)=0.62 ns). N-doping obtained by incorporation of Te is determined quantitatively, and its homogeneity is studied in single nanowires by CL maps. We evidence doping levels up to n=3.3×10¹⁸ cm⁻³, and a doping gradient along nanowires. Finally, the passivation of GaAs nanowires by an AlGaAs or InGaP shell is characterized by CL measurement of the radiative intensity, diffusion length and lifetime of charge carriers. The techniques and methodologies presented in this thesis may be applied to a wide variety of semiconductor materials for photovoltaic or optoelectronic applications

Full textThis work aims to study the relationship between microstructure and optical properties of a Ce:YAG ceramic. The microstructural properties of a luminescent ceramic define its capacity to transmit and emit light. Considering the integrally of the elaboration process, from powder shaping to maximal densification, our goal is to identify the factors ruling the luminescence activity. Ceramics were elaborated from Baikowski’s commercial powders. The characterizations on powders particules put in evidence internal defects at the nano scale. The shaping steps (granulation, pressing and isostatic pressing) were followed by densification through hot isostatic pressing (HIP). In order to keep a thin microstructure, we did not used any sintering additives. The mastering of elaboration allowed us to fabricate ceramics with different microstructures. Some of those ceramics present good transparency. Optical characterizations confirm the influence of the investigated parameters. We note the significant impact of both quantity and dimension of secondary phases on optical properties through scattering processes. Thus, scattering affects the emission spectra of the material. A maximal luminescence yield has been observed for a submicronic grain size. Linking optical and microscopic observations, we put in evidence the influence of un-radiative absorption mechanisms on efficiency. Thanks to cathodo-luminescence scanning electron microscopy, we observed the spatial repartition of luminescence on the full range of the elaborated materials

Full textConfining sunlight in a reduced volume of photovoltaic absorber offers new directions for high-efficiency solar cells. This can be achieved using nanophotonic structures for light trapping, or semiconductor nanowires. First, we have designed and fabricated ultrathin (205 nm) GaAs solar cells. Multi-resonant light trapping is achieved with a nanostructured TiO2/Ag back mirror fabricated using nanoimprint lithography, resulting in a high short-circuit current of 24.6 mA/cm². We obtain the record 1 sun efficiency of 19.9%. A detailed loss analysis is carried out and we provide a realistic pathway toward 25% efficiency using only 200 nm-thick GaAs absorber. Second, we investigate the properties of GaAs nanowires grown on Si substrates and we explore their potential as active absorber. High doping is desired in core-shell nanowire solar cells, but the characterization of single nanowires remains challenging. We show that cathodoluminescence (CL) mapping can be used to determine both n-type and p-type doping levels of GaAs with nanometer scale resolution. n-type III-V semiconductor shows characteristic blueshift emission due to the conduction band filling, while p-type semiconductor exhibits redshift emission due to the dominant bandgap narrowing. The generalized Planck’s law is used to fit the whole spectra and allows for quantitative doping assessment. We also use CL polarimetry to determine selectively the properties of wurtzite and zincblende phases of single nanowires. Finally, we demonstrate successful GaAs nanowire solar cells. These works open new perspectives for next-generation photovoltaics

Full textGaN and its ternary and quaternary alloys Ga(B, In, Al)N have become in recent years one of the most important semiconductor materials for applications in optoelectronics. More specifically, the InGaN alloy, that has a band gap energy (0.77eV for InN, 3.4eV for GaN) allowing almost full absorption of the visible spectrum can be an excellent candidate for the realization of highly efficient multi-junctions solar cells. However, the growth of InGaN epitaxial layers with high indium content and good structural and morphological quality remains a challenge. Our group was among the first to meet this challenge by proposing an original growth technique consisting in the periodical insertion of thin GaN layers in the thick InGaN layer. The present work falls in this context and focuses on the morphological, structural and optical characterization of different InGaN structures that have been developed, allowing the optimization of the growth process and the obtention of InGaN layers with an indium content of 15%, a thickness of 120nm and a high structural and optical quality. The main aspect of the present work consist in the implementation and use of the cathodoluminescence technique to study the InGaN materials grown by our group using MOVPE. The main achievements of this work, in addition to the contribution to the success of getting high quality InGaN layers, relate to the confirmation of the growth mode of InGaN layers (2D - 3D transition, type and role of surface inclusions), the determination of the critical layer thickness according to the indium content, and the modeling of the cathodoluminescence phenomenon using Monte Carlo method

Full textQuantum optics performed at the nanometer scale is an important challenge, especially for quantum emitters characterization. They can be point defects in material (few ang- ströms) or confined structures of a few nanometers. A way to reach this scale is by using cathodoluminescence (CL) performed in a scanning transmission electron microscope (CL- STEM), which has only recently been done [1]. However, when aiming at studying the statistical properties of the light coming out of a CL experiment, which is necessary to e. g. study the quantum nature of Single Photon Emitters (SPE) emission, dedicated expe- riments on top of regular CL ones have to be designed. Few months before my arrival in the STEM-group of the LPS, an intensity interferometry experiment (HBT) that measures the autocorrelation function g(2) of the CL signal intensity was built [2]. It is well known that the clear signature of SPE as measured in photoluminescence (PL) is antibunching in the g(2)(τ), namely that the autocorrelation function is always less than one. It was re- cently demonstrated on a famous SPE, the Nitrogen vacancy (NV) defect in diamond, that CL-STEM is similar to PL when only one SPE is involved. In this thesis we will see how CL-STEM allowed to characterize a new point defect in h-BN, showing the relevance of HBT experiments in a CL-STEM for discovering and characterizing new SPE. However, by studying the excitation of multiple SPE in CL, we discovered a new emission phenomenon, characterized by a huge bunching effect of the g(2)(τ) function (g(2)(0) > 35), in complete contradiction to PL measurements and expectations (g(2)(0)<1). In my thesis manuscript, this surprising effect will be experimentally investigated, theoretically explained and applied to lifetime measurement at the nanometer scale. Because quantum optics is often linked to quantum plasmonics, I will present, to conclude, a theoretical proposal, in collaboration with J. Garcia de Abajo, about quantum plasmonics measurement in a STEM

Full textElectroluminescence (EL) of insulating polymers is a subject of great interest because it is associated with electrical ageing and could provide the signature of excited species under electric field. Electrical ageing and breakdown in insulating polymers is of fundamental interest to the researchers, the design engineers, the manufacturers and the customers of electrical apparatus. In this respect, Partial Discharge (PD) is a harmful process leading to ageing and failure of insulating polymers. However, with the development of the materials and apparatus, PDs can be weakened or avoided in some situations, e.g. extra high voltage cables, capacitors, etc. Therefore, there is urgent demand for understanding electrical degradation mechanisms under high electric field, which can be triggered by energetic charge carriers. In this work, Electroluminescence, EL, and cathodoluminescence, CL, excited under electron beam, along with other luminescence-family techniques are carried out for probing polyolefins and other insulating polymers. In order to uncover the excitons formation in Polypropylene (PP) and Polyethylene (PE) thin films, the field dependence of EL and current under DC stress and field dependence of EL and phase-resolved EL under AC stress, are investigated. The EL spectra of both PP and PE have the same main peak at approximately 570 nm, pointing towards similar chemical structures and defects in both polyolefins, and same route to degradation. This main peak can be complemented by an emission at approximately 750 nm dominating at low field. Electrode effect on the EL of Polyethylene Naphthalte (PEN) was investigated to understand the origin of the red emission at 750 nm. Through field dependence of EL and phase-resolved EL of Au or ITO electrodes, we proved the red component is due to the nature of electrode, more precisely Surface Plasmons and/or interface states. Further thorough study was carried out on cathodoluminescence of insulating polymers. Thin films of PP, PE, along with Polyethylene Naphthalate (PEN) and Polyether Ether Ketone (PEEK) were irradiated under electron beam up to 5 keV to be excited. We could reconstruct EL and CL spectra of both PE and PP using four elementary components: i.e. Fluorescence, Chemiluminescence, Recombination-induced Luminescence, and main component of the EL spectrum at 570 nm reported above and constituting an ageing marker. For the first time the nature of both EL and CL in polyolefins is uncovered, containing four basic components with different relative contributions. Identification of these spectral components is helpful to interpret the nature of light emission from polyolefins and other insulating polymers and to bridge the gap between space charge distribution and electrical ageing or breakdown. Through researches on EL and CL in several insulating polymers, i.e. polyolefins and a polyester, excitons formation and relaxation processes under electric stress and kinetic electrons are evidenced. More importantly, the spectral components analyses and reconstruction uncovers the nature of luminescence and its correlation to electrical ageing. In the future, luminescence measurement can be developed to be a standard method to probe and analyze insulating polymers

Full textThe recent use of silica-based optical fibers (OFs) in harsh environments pushed the researchers to accelerate their vulnerability and hardening studies. Such challenges are strongly linked to the good understanding of the macroscopic as well as the microscopic effects of different types of radiations on the silica-based OF's response. This PhD thesis presents a complementary study to previous researches on the properties of different point defects in silica-based OFs by Cathodoluminescence (CL). Such technique offers the ability to both detect the luminescent centers and to follow their spatial distribution, their growth and decay kinetic as a function of the electron beam characteristics. ln the present manuscript we first summarize the current knowledge regarding point defects in pure silica or silica glass doped with Ge, P, Ce, N or Al. Details of the experimental procedure are discussed in the 2nd chapter in which we highlight that the equivalent dose deposited during the various configuration of CL measurements are very large. ln the 3rd chapter, we perform an overview study of the CL responses of different classes of OFs, in which many emission bands related to the different dopants were discussed. The 4th chapter focuses on the study of the effects of varying beam conditions on the signature of Germanium Lone Pair Center (GLPC), one of the most important Ge-related point defects. Finally, in chapter V, we demonstrate the possibility to produce silica-based nanoparticles by laser ablation process, and the ability of the CL technique to characterize such materials, which opens the door to other employments of this technique for future studies on nanoparticles
